CMP Slurry Selectivity: Ratios & Their Limits

CMP selectivity is the ratio of removal rates for two materials under specified conditions. The desired ratio depends on which film must clear and which film must remain.

Define the numerator and denominator

If A is the target film and B is the reference film, write the ratio explicitly. “High selectivity” without the two film identities is incomplete. A copper-to-barrier value and a barrier-to-copper value describe inverse relationships.

Selectivity A:B = removal rate of A ÷ removal rate of B

Use rates obtained with matched conditions. When B is near the method’s detection limit, the ratio becomes uncertain; report the rate limit and uncertainty rather than treating the ratio as infinite. This is a measurement issue, not proof of perfect stopping.

Illustrative arithmetic, not a production target

Suppose a hypothetical controlled screen measures A at 100 arbitrary thickness units per minute and B at 10 using the same protocol. The ratio is 10:1. A second hypothetical product at 20 and 2 has the same ratio but a different time to remove the same thickness. These invented arithmetic inputs are not CMP specifications or commercial performance values.

The ratio cannot tell you the clearing time without the target rate and incoming thickness. It cannot establish retained-film loss without exposure history. Always keep the component rates in the evaluation record.

Blanket ratios do not reproduce patterned contact

  • Test every relevant film with a clearly defined blanket protocol.
  • Carry the deposited-film identity and any treatment history.
  • Validate the ratio’s practical effect on representative patterns.
  • Evaluate early-clearing and late-clearing locations.
  • Probe overpolish rather than judging only the nominal endpoint.

Questions behind a supplier’s selectivity claim

Ask for the actual rates, film identities, pad, conditioning, preparation and polish conditions. Determine whether the value is typical data, a guaranteed specification or a development target. Confirm whether supporting evidence is blanket, patterned or simulated.
